As semiconductor devices continue to scale, manufacturers face increasing challenges in depositing high‑quality dielectric silicon nitride (SiN) films within complex 3D structures while staying within tight thermal budgets. Conventional plasma deposition struggles to uniformly create dense films within narrowing high‑aspect‑ratio structures and thermal constraints in these advanced devices. Sub-par quality films struggle to survive downstream integration steps like etch and post-treatments, leading to degradation of device performance.
Centris™ Spectral™ SiN ALD is designed to overcome these challenges by combining Nimbus™, a direct high‑density microwave plasma, with a true spatial ALD architecture. This approach enables the deposition of high‑quality silicon nitride films at lower temperatures while maintaining excellent conformality in high-aspect-ratio features. Low ion energies and optimized radical flux delivery also help minimize plasma-induced damage. The result is ultrathin film applications with strong etch resistance and electrical performance, supporting aggressive scaling without compromising reliability. At the same time, its multi‑pedestal, high‑throughput architecture addresses the productivity limitations of traditional single-wafer ALD systems, providing a unique balance of performance, reliability, and cost efficiency for advanced node manufacturing.
Within the Applied Materials Centris Spectral ALD portfolio, Spectral SiN ALD enables dielectric ALD capabilities by eliminating the tradeoff between plasma density and ion-induced film damage seen in conventional plasma‑enhanced deposition solutions, offering customers greater flexibility and control in process integration. It complements Applied’s existing dielectric deposition technologies by enabling new process regimes for critical SiN films at low temperatures, in advanced logic and memory applications.
